研究領域摘要:

我們製作出室溫下發出雷射光的電流注入式砷化銦鎵量子點微碟雷射,這是世界上首度在室溫下達成,成果已在Optics Express上發表。所觀察到最小能夠發出雷射的微碟雷射直徑是6.5微米,最小的臨界電流是0.45毫安培且可單模操作。這樣良好的元件特性,將有利於在微型化光電元件、節能、或與Si基板的波導結構整合,應用在optical interconnect上面。

Research Summary:

We successfully fabricated current-injection InGaAs quantum-dot microdisk lasers operating at room temperature for the first time. The lowest threshold current of 0.45 mA is achieved at room temperature from a device of 6.5 μm in diameter with single-mode emission. These microdisk lasers with superior properties can be applied in miniaturized photonic devices, energy-saving or intergration with Si waveguide structures for optical interconnect.
